CH3F is the polar molecule.

PCl5 and PF5 are having trigonal bipyramidal geometry and the molecule is symmetric and it mutually cancel it's dipole moment.

BeF2 is linear and SiF4 is tetrahedral, these two also cancel it's dipole moment and shows net dipole moment is zero.

In CH3F, dipole moment pull towards fluorine atom and compound become polar.
